NXP's LDMOS RF power transistors come in standard TO-247 and TO-220 packages
NXP Semiconductors offers two power blocks that promise to expand the RF power industry and become a standard for years to come. The simplicity of these LDMOS transistors lies in the joint availability of RF power in ubiquitous TO-247 and TO-220 power packages, making mounting easy.

The TO-247 and TO-220 packages make it possible to mount RF power transistors with a simple through-hole technology, removing the need for a complex solder-reflow process which dramatically simplifies manufacturing. The compact reference circuits can be re-used from 1.8 MHz to 250 MHz resulting in considerable savings and simplified supply chain for most HF and VHF systems.

  • PA design reuse over frequencies
    • The MRF300AN is supported by a series of narrowband reference circuits that share the same PCB layout (2" x 3” or 5.1 cm x 7.1 cm), enabling RF designers to generate power amplifiers to address other frequencies quickly
  • Two pin-configurations enabling wideband designs
    • Both 100 W and 300 W solutions come in 2 pin-out versions mirroring each other to support push-pull configurations
  • Low-cost and flexible mounting
    • Many mounting options provide a great flexibility that helps further reduce the BoM and time-to-market
    • The TO-247 and TO-220 ubiquitous packages make it possible to mount RF power transistors with a simple through-hole technology, removing the need for a complex solder-reflow process, dramatically improving the usability in manufacturing
